职位描述：
Packaging engineer provides concept and engineering design, integration and production of packaging/assembly solution for new sensor and muti-chip sensor modules.
job Description,
1. Lead new product Packaging/ Assembly development for new sensor products and multi-chip sensor module.
2. Drive and work with internal and external engineering team for packaging/assembly concept development, prototype demonstration and yield/reliability improvement.
3. Interface with materials (substrate, underfill, etc) and assembly suppliers for engineering and quality related issues.
4. Work with engineering team to transfer the new package to production.
5. Participate in failure analysis and yield enhancement.
Job Requirement,
1. BS degree equivalent or above in Mechanical, Chemical, Material Engineering, etc
2. At least 3 years previous experience in packaging engineering or development
3. Hands-on experience in package, substrate design and layout.
4. Familiar with substrate manufacturing process and bumping is highly desired.
5. Familiar with the package suppliers, and work with them to ensure the design, delivery and quality.
6. Familiar with IC package processes including wire-bond, flip-chip, molding, etc.
7. Proficient on experience in engineering design tools: AutoCAD, ProE, Solidworks, etc.
8. Familiar with 3D and/or wafer level packaging is preferred
9. Good knowledge of package material and its affect to the package stress and reliability.
10. Package modeling/simulation with ANSYS is a plus. 举报 分享
